The BiMOSFETs, such as the IXBK55N300, are revolutionary devices that harness the combined strengths of MOSFETs and IGBTs. As a result of new fabrication processes and non-epitaxial construction, BiMOSFETs have proven to be incredibly successful in high voltage applications. Their ability to operate in parallel is a key advantage, thanks to the positive voltage temperature coefficient of both the saturation voltage and the forward voltage drop of the intrinsic diode. Additionally, the built-in intrinsic body diode serves as a protection diode, offering an alternative path for the inductive load current during device turn-off. This crucial function prevents high Ldi/dt voltage transients from causing damage to the device, ensuring reliability and longevity in operation
